Hello,

I am trying to size a cooling interface and decide if we need liquid or air cooling and for that I would like to extract a Thermal Resistivity value from the cold plate.

Right now I am running a simulation with a specified negative heat flux (W/m2) on the cold plate surface but most manufacturers size their cooling devices using the Thermal Resistance (K/W or ºC/W) and would be useful to get that number.

I've seen that from Reports you can select the Function "Thermal Resistance" but I cannot manage to make it show anything. I don't know which type of Report I should use.

Thanks a lot in advance for your help.

Why not just calculate thermal resistance of the plate as R = δ/λ?

I wonder whether the formulation is correct when you have the information of temperature at the bottom and top surfaces

Thanks

What do you mean?

I meant how about the formulation

R = \Delta T / \Delta_Q

This formulation can be used for calculating the thermal resistance of package die after the thermal simulation is finished, right?

Thanks
